Es wird in der Regel durch wiederholte Ausdehnung, Zusammenziehung, Verformung, Vibration oder \u00c4nderungen des Kontaktdrucks verursacht. Diese Bewegungen erzeugen Scherkr\u00e4fte in dem d\u00fcnnen thermischen Schnittstellenmaterial (TIM). Es gibt kein Allheilmittel. Eine dauerhafte L\u00f6sung kann das Fett, Ablagerungen, das Klemmsystem, Kontaktfl\u00e4chen, das Temperaturprofil oder ein anderes TIM-Format betreffen. Mehr Druck oder eine dickere Paste k\u00f6nnen bei einigen Konstruktionen helfen, aber beides kann die Sache auch verschlimmern. Die gesamte Baugruppe muss ber\u00fccksichtigt werden.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">Was ist der Pump-Out-Effekt bei W\u00e4rmeleitpaste?<\/h2>\n\n\n\n<p class=\"wp-block-paragraph\">Eine Fettschicht sieht einfach aus: <strong>W\u00e4rmequelle -&gt; d\u00fcnne Flickschicht (oder: d\u00fcnne Schicht aus W\u00e4rmeleitpaste) -&gt; K\u00fchlk\u00f6rper oder K\u00fchlplatte<\/strong>. In der Praxis stehen diese Teile nicht vollkommen still. Geh\u00e4use, Grundplatten, K\u00fchlplatten, K\u00fchlk\u00f6rper und Leiterplatten dehnen sich unterschiedlich stark aus. Selbst kleinste Bewegungen spielen in einer sehr d\u00fcnnen Schmierschicht eine Rolle.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">W\u00e4hrend jedes Zyklus wird die Grenzfl\u00e4che komprimiert oder geschert. Fett kann aus dem hei\u00dfesten Bereich kriechen, sich am Rand ansammeln und eine d\u00fcnne oder freie Mitte hinterlassen. Kleine Hohlr\u00e4ume k\u00f6nnen sich verbinden, sodass die K\u00fchlung am ersten Tag hervorragend und nach vielen Zyklen schlechter sein kann.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Stellen Sie sich vor, wie ein Sandwich immer wieder durchgebogen wird. Die F\u00fcllung wandert dabei langsam zum Rand, obwohl niemand sie absichtlich herausgedr\u00fcckt hat. Das kommt dem grundlegenden Pumpeffekt nahe. Es handelt sich um eine fortschreitende Bewegung und nicht einfach darum, dass bei der Installation zu viel Paste herausquillt.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Pump-Out vs. Dry-Out, Squeeze-Out und mangelnde anf\u00e4ngliche Benetzung<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">Diese Ausfallarten werden oft in einen Topf geworfen, weil sie ein \u00e4hnliches Schadensbild hinterlassen. Aus diesem Grund kann ein einziges Foto nicht die Ursache belegen. Die Temperaturhistorie, die Montagegeometrie und der Materialzustand sind alle von Bedeutung. Silizium, Kupfer, Aluminium, Keramik, organische Geh\u00e4use und FR-4-Platinen haben unterschiedliche CTE-Werte und Einschr\u00e4nkungen.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Wenn sich eine Baugruppe erw\u00e4rmt, versuchen ihre Platine und ihr Geh\u00e4use, sich um unterschiedliche Betr\u00e4ge auszudehnen. Befestigungselemente verhindern eine freie Bewegung, sodass am TIM Spannungen, Durchbiegungen oder mikroskopische Verschiebungen auftreten. Die Abk\u00fchlung kehrt die Richtung um. Die W\u00e4rmeleitpaste erf\u00e4hrt daher neben Hitze auch eine mechanische Belastung.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Die Temperatur allein ist daher eine unvollst\u00e4ndige Erkl\u00e4rung. Eine stabile hei\u00dfe Grenzfl\u00e4che schneidet m\u00f6glicherweise besser ab als eine, die alle paar Minuten einen gro\u00dfen Bereich durchl\u00e4uft. Schwankungsbreite, Aufheizrate, Geometrie und Einspannung beeinflussen die Bewegung.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Verzug von Grundplatte und K\u00fchlplatte<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">Gro\u00dfe IGBT- oder SiC-Module machen den Effekt leicht veranschaulichbar. Gro\u00dfe Kontaktfl\u00e4chen verst\u00e4rken kleine Ebenheitsfehler, sodass ein Modul, das auf dem Pr\u00fcftisch eben aussieht, sich unter Volllast anders verhalten kann.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Zyklische Scherung in einer d\u00fcnnen Klebefuge<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">Das Fett muss die Rauhigkeiten der Oberfl\u00e4che benetzen und dabei \u00fcber den aktiven Bereich hinweg zusammenh\u00e4ngend bleiben. Eine relative Lateralbewegung zieht diese d\u00fcnne Schicht hin und her. Wenn das Material leicht nachgibt und seine Struktur nicht wiederherstellt, kriecht es. Ein benachbartes W\u00e4rmeleitpad kann zu dick sein und den K\u00fchler kippen. Dennoch sagt ein Viskosit\u00e4tswert bei Raumtemperatur wenig dar\u00fcber aus, wie sich ein Fett bei 100 \u00b0C nach 2.000 Zyklen verh\u00e4lt. Pr\u00fcfverfahren, Scherrate, Temperatur und Materialgeschichte k\u00f6nnen das Ergebnis ver\u00e4ndern.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Ein dickes Fett kann im hei\u00dfen Zustand dennoch wandern. Zwei Produkte mit \u00e4hnlicher Viskosit\u00e4t k\u00f6nnen eine sehr unterschiedliche Flie\u00dfgrenze, \u00d6labscheidung, Haftung und R\u00fcckbildung aufweisen. Die Viskosit\u00e4t ist wichtig, aber sie ist nur ein Teil des Ganzen.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Flie\u00dfgrenze, Thixotropie und Viskoelastizit\u00e4t<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\"><strong>Flie\u00dfgrenze<\/strong> ist die Kraft, die erforderlich ist, bevor ein Material zu flie\u00dfen beginnt. Eine h\u00f6here Flie\u00dfgrenze kann Fett helfen, kleinen mechanischen St\u00f6rungen zu widerstehen, aber ein zu hoher Wert kann das Verteilen beeintr\u00e4chtigen und die Schichtdicke erh\u00f6hen.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\"><strong>Thixotropie<\/strong> Das bedeutet, dass das Material unter Schereinwirkung leichter flie\u00dft und im Ruhezustand seine Struktur wiederaufbaut. Sie \u00e4ndert sich mit Frequenz und Temperatur, daher sollten Testdaten den vorgesehenen Lastwechsel widerspiegeln.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">F\u00fcllgrad, Tr\u00e4gerstabilit\u00e4t und \u00d6laustritt<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">W\u00e4rmeleitpaste ist normalerweise ein in einem Tr\u00e4ger dispergiertes leitf\u00e4higes F\u00fcllmittel. Partikeltyp, -gr\u00f6\u00dfe, -form, -behandlung und -beladung beeinflussen die Leitf\u00e4higkeit und den Fluss. Ein dichtes F\u00fcllmittelnetzwerk kann der Bewegung entgegenwirken, aber das Dosieren oder Benetzen beeintr\u00e4chtigen. Es zeigt, warum die \u00c4nderung der Ausfallart nicht dasselbe ist wie deren Beseitigung.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Hohe W\/mK sagen die Auslauf-Lebensdauer nicht voraus<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">Die thermische Volumenleitf\u00e4higkeit beschreibt den W\u00e4rmefluss durch ein Material unter definierten Bedingungen. Sie sagt einem Ingenieur jedoch nicht, ob die W\u00e4rmeleitpaste bei Verzug und Scherkr\u00e4ften ihre Abdeckung beibeh\u00e4lt. Ein Produkt mit hohem W\/mK-Wert kann schlecht abschneiden, wenn seine Schichtdicke zunimmt, H\u00f6hlungen entstehen oder es den hei\u00dfen Bereich verl\u00e4sst.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Die Auswahl sollte den anf\u00e4nglichen thermischen Widerstand und dessen \u00c4nderung nach der Alterung ber\u00fccksichtigen.
