Es f\u00fcllt mikroskopisch kleine Vertiefungen auf einem Chip, einem W\u00e4rmeverteiler oder einem K\u00fchlk\u00f6rper nicht von Natur aus aus. Ihre Dicke und ihre Abdeckung d\u00fcrfen nicht au\u00dfer Acht gelassen werden. Kupfer kann ein sehr schneller Weg durch die Mitte sein, aber wenn es an beiden Enden schlecht anliegt, kann der gesamte Aufbau schlechter abschneiden als ein weicheres Pad mit vollerem Kontakt.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Ein vereinfachtes Modell ist: <strong>R_total = R_kontakt 1 + t\/(<\/strong><strong>keine Ahnung<\/strong><strong>) + R_Kontakt 2<\/strong><\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Hier, <strong>t<\/strong> ist die Materialst\u00e4rke, <strong>k<\/strong> ist die W\u00e4rmeleitf\u00e4higkeit und <strong>A<\/strong> ist die effektive Fl\u00e4che. Der mittlere Term ist der Volumenwiderstand des Materials. Die beiden Kontaktterme repr\u00e4sentieren einen unvollkommenen Kontakt an dessen Stirnfl\u00e4chen.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Stellen Sie sich Kupfer wie eine breite, schnelle Autobahn vor. Wenn es an beiden Auffahrten zu einem Stau kommt, l\u00f6st eine Verbreiterung der Stra\u00dfe in der Mitte nicht das gesamte Problem. Eine starre Zwischenlage auf einer leicht geneigten Oberfl\u00e4che kann an einer Kante stark aufliegen und anderswo kaum Kontakt haben. Ein weiches Kissen kann dieser Neigung oft folgen, obwohl eine \u00fcberm\u00e4\u00dfige Dicke oder H\u00e4rte des Kissens ein eigenes Druckproblem verursachen kann.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Diese Unterscheidung ist der Grund, warum Ingenieure vergleichen <a href=\"https:\/\/haktak.com\/de\/thermal-conductivity-vs-thermal-impedance-tim-selection\/\">W\u00e4rmeleitf\u00e4higkeit mit thermischer Impedanz<\/a> anstatt nur nach W\/mK auszuw\u00e4hlen. Vergleichen Sie einen 1 mm dicken Kupferabstandhalter mit einem hypothetischen W\u00e4rmeleitkoeffizienten von 390 W\/mK mit einem 1 mm dicken Kontaktst\u00fcck mit einem hypothetischen W\u00e4rmeleitkoeffizienten von 6 W\/mK. Berechnet man nur den Volumew\u00e4rmewiderstand, ist der Wert f\u00fcr Kupfer weitaus geringer:<\/p>\n\n\n\n<ul class=\"wp-block-list\">\n<li>Begriff f\u00fcr Kupfer in Gro\u00dfmengen: <strong>0.001 \/ (390 x 0.0004)<\/strong>, \u00fcber <strong>0,0064 K\/W<\/strong><\/li>\n\n\n\n<li>Sammelbegriff einf\u00fcgen: <strong>0.001 \/ (6 x 0.0004)<\/strong>, \u00fcber <strong>0,417 K\/W<\/strong>\n<ul class=\"wp-block-list\">\n<li><\/li>\n<\/ul>\n<\/li>\n<\/ul>\n\n\n\n<p class=\"wp-block-paragraph\">Das sieht entscheidend aus. Das ist jedoch noch nicht das gesamte Ergebnis. Die Kupferbaugruppe verf\u00fcgt noch \u00fcber zwei Kupfer-zu-TIM-Kontakte und zwei d\u00fcnne Grenzschichten. Wenn sich die Unterlegscheibe neigt, die Paste zu dick ist oder der Anpressdruck ungleichm\u00e4\u00dfig ist, k\u00f6nnen diese Kontaktbedingungen dominieren. Das Kontaktfeld weist m\u00f6glicherweise einen h\u00f6heren Gesamtwiderstand auf, aber einen besseren tats\u00e4chlichen Kontakt.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Die oben genannten Zahlen dienen lediglich der Veranschaulichung physikalischer Zusammenh\u00e4nge. Sie stellen weder eine garantierte Temperatursenkung noch einen Produktvergleich dar. Ein aussagekr\u00e4ftiger Test muss die tats\u00e4chliche Dicke, den Druck, die Fl\u00e4che, die Ausrichtung und das Alterungsprofil nachbilden.<\/p>\n\n\n\n<h2 class=\"wp-block-heading\">Der mechanische Unterschied ist oft wichtiger als der thermische Unterschied<\/h2>\n\n\n\n<p class=\"wp-block-paragraph\">Kupfer und W\u00e4rmeleitpads reagieren sehr unterschiedlich auf Ma\u00dfabweichungen. Eine Kupferunterlegscheibe \u00fcbertr\u00e4gt ihre Dicke und die auf sie wirkende Last nahezu direkt auf die Baugruppe. Ein Pad verformt sich und gleicht gewisse Abweichungen aus. Daher sind Spalttoleranz, Geh\u00e4usefestigkeit, Leiterplattenverformung und Klemmdruck zentrale Auswahlkriterien und keine Nebenaspekte, die erst nach der Entscheidung hinsichtlich der Leitf\u00e4higkeit ber\u00fccksichtigt werden.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Spattoleranz und Parallelit\u00e4t<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">Die auf einem ausgebauten Dichtungselement angegebene Dicke entspricht nicht unbedingt dem Arbeitsspalt. Dichtungselemente werden in der Regel unter Druck eingebaut. Ein Dichtungselement mit einer Nenndicke von 1,5 mm kann im Betrieb eine geringere Dicke im komprimierten Zustand aufgewiesen haben, und die Kompression war m\u00f6glicherweise nicht \u00fcber das gesamte Bauteil gleichm\u00e4\u00dfig verteilt.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Messen Sie den minimalen, nominalen und maximalen montierten Spalt \u00fcber mehrere Einheiten hinweg. Ber\u00fccksichtigen Sie dabei die Bauteilh\u00f6hentoleranz, die Lotdicke, die Geh\u00e4useebenheit, die Neigung des K\u00fchlk\u00f6rpers, die Befestigungsposition und die thermische Ausdehnung. Wenn sich der Spalt \u00fcber die Grenzfl\u00e4che hinweg ver\u00e4ndert, kann eine einzige gleichm\u00e4\u00dfige Metallscheibe zu einem harten Drehpunkt werden.<\/p>\n\n\n\n<h3 class=\"wp-block-heading\">Druck, Belastung der Verpackung und Verbiegung der Leiterplatte<\/h3>\n\n\n\n<p class=\"wp-block-paragraph\">Eine starre Unterlegscheibe l\u00e4sst nicht viel Spielraum bei der zus\u00e4tzlichen Bauh\u00f6he. Ist sie zu dick, kann sie einen freiliegenden Chip, ein VRAM-Geh\u00e4use, BGA-L\u00f6tstellen oder eine d\u00fcnne Leiterplatte belasten. Au\u00dferdem kann sie verhindern, dass der K\u00fchler Kontakt zu einer benachbarten Komponente aufnimmt. Aus diesem Grund wird ein GPU-Kern manchmal hei\u00dfer, nachdem jemand die Speicherschnittstelle \u201coptimiert\u201d hat.<\/p>\n\n\n\n<p class=\"wp-block-paragraph\">Polster federn Schwankungen ab, sind aber keine harmlosen Kissen. Ein hartes Polster oder eine \u00fcberm\u00e4\u00dfige Kompression k\u00f6nnen dennoch hohe Kr\u00e4fte erzeugen.
