You will find it beneath CPU coolers, at selected power-module interfaces, and between some LED boards and metal housings. Its job is to fill tiny surface gaps that would otherwise contain air.

Also called thermal paste or heat sink compound, it belongs at a specific contact surface. Smearing it over a hot circuit board will not help. The useful question is: where does heat need to cross from one solid part into another?

What Thermal Grease Does at the Contact Surface

A heat sink can look smooth and still have microscopic ridges and valleys. The component underneath has them too. Clamp the two together without an interface material, and small pockets of air remain.

Thermal grease flows into those spaces. Think of it as filling the tiny hollows between two uneven tiles, without building a thick layer between them. That improves contact and reduces resistance to heat flow.

The grease is one link in a longer cooling path. Heat still needs to reach a heat sink, cold plate or housing, then leave through airflow or liquid cooling. A blocked fan or undersized heat sink can remain a problem after fresh paste is applied.

In practice, grease works best where the surfaces sit close together and mounting hardware maintains contact. That simple condition explains most of its uses.

Where Thermal Grease Is Used in Electronics

CPUとGPU

In many desktop computers, thermal paste sits between the processor’s metal heat spreader and the cooler base. It helps heat move into the cooler during gaming, rendering or other sustained workloads.

Some GPUs and laptop processors use a cooler that contacts an exposed die. The interface material and mounting procedure must suit that design. Uneven mounting pressure can damage a bare die, so follow the equipment maker’s instructions.

Nearby memory chips and voltage regulators may have different cooling arrangements. Their surfaces often sit at different heights. A thermal pad or putty may bridge those gaps while grease serves the main processor. One graphics card can need several kinds of thermal interface material.

Power modules, inverters and industrial power supplies

Thermal grease can sit between an IGBT module’s baseplate and a heat sink or cold plate. Similar interfaces appear in motor drives, inverters and industrial power supplies, where power semiconductors produce heat during operation.

Check the package, though. An exposed transistor tab or cooling surface may be electrically live. Ordinary grease must not be assumed to provide the required isolation. Some assemblies need a separate insulating sheet with a specified interface treatment.

A useful example appears in onsemi’s application note on Dual Cool MOSFETs. In one heat-sink setup with 200 FPM airflow, replacing the tested pad with the tested grease increased calculated allowable power dissipation from 5.8 W to 7.0 W. That was a specific experiment, not a universal improvement. The note also identifies the electrical-isolation trade-off. It does not justify removing an insulating pad from another design.

LED modules, telecom and automotive electronics

In an LED fixture, grease may fill the contact between a metal-core circuit board or module and an aluminum heat sink. The board must still be secured correctly. For this interface, choosing thermal paste for LED lights involves the mounting geometry as well as the material.

Telecom equipment can have similar joints between power devices, cooling plates and metal housings. Different component heights may require different thermal materials for telecom equipment, even inside the same enclosure.

Automotive control and power electronics may also use grease at suitable clamped joints. Vehicle vibration and temperature changes make retention and aging important. This does not mean grease belongs between every battery cell and cooling plate; larger gaps often call for other materials.

アセンブリ

Where grease goes

Why it helps

確認事項

デスクトップ CPU

Heat spreader to cooler base

Improves microscopic contact

Cooler instructions and coverage

GPU processor

Approved die or spreader interface to cooler

Transfers heat into cooling hardware

Original TIM and mounting pressure

パワーモジュール

Baseplate to heat sink or cold plate

Reduces interface resistance

Isolation, flatness and fastening

LEDモジュール

Board or module base to metal housing

Supports heat flow out of the module

Contact area and attachment

通信用電源装置

Designated cooling surface to plate

Connects the device to its heat path

Gap, retention and service conditions

The common feature is a controlled joint. The industry label alone does not tell you whether grease is suitable.

When Grease Is the Right Choice—and When to Use Another TIM

Start with the gap, then consider assembly and service conditions. Grease is a candidate for a thin interface held together by screws, clips or another defined mounting system. It can wet surface irregularities without requiring a cured bond.

A visible gap is a different problem. Imagine a cooler sitting above several chips of unequal height. Adding a mound of grease may leave an unstable bridge. A correctly specified pad, putty or dispensable gap filler can be more suitable.

What the joint needs

Material to evaluate

Thin interface with sustained contact pressure

熱伝導グリス

Controlled gap with a compressible, precut part

熱伝導パッド

Uneven heights or a larger filled space

熱伝導性パテまたはギャップフィラー

Permanent attachment as well as heat transfer

サーマルアドヘシブ

Thin interface with suitable temperature activation

相変化材料

These are starting points, not interchangeable recipes. Pads need the right thickness and compression. Curable fillers need a compatible cure process. Phase change materials have their own handling and activation requirements.

For repairs, identify what the original material was doing before replacing it. A pad may provide both spacing and electrical isolation. Improving one thermal property while losing either function is a poor trade.

What Is Inside the Grease, and Why Does It Matter?

Thermal grease typically combines a carrier with thermally conductive particles. Formulations may use silicone or non-silicone carriers and fillers such as metal oxides, other ceramics, carbon or metals. The exact recipe affects flow, surface wetting, electrical behavior and stability.

Silicone-free does not automatically mean better cooling. Nor does a metallic appearance prove electrical conductivity. Read the specific product data instead of judging by color or marketing language.

If the assembly calls for a thin grease interface, HAKTAK’s 低熱抵抗グリス is a starting point for a product discussion. Bring the actual gap, operating temperature and mounting conditions to that discussion.

Handling matters too. A material that performs well in a laboratory must still dispense consistently on your line. A change in viscosity can affect coverage, cycle time and the amount left at the joint.

Using It Without Creating Another Cooling Problem

Begin with clean, compatible contact surfaces. Remove old residue using the equipment and material suppliers’ recommended method. Let the surfaces dry, and keep debris away from the joint.

Next, follow the specified dispense pattern and mounting sequence. There is no universal “pea-sized” dose for a tiny laptop die, a desktop processor and a large power module. Surface area and final bond-line thickness both matter. The aim is coverage across the intended heat-transfer area without unnecessary thickness or overflow.

If a cooler already has a factory-applied interface material, follow its instructions before adding anything. Layering fresh grease over an existing pad or preapplied material changes the joint.

After mounting, compare temperatures under consistent workload and ambient conditions. Check cooler seating and airflow before blaming the compound. Where process validation allows, a disassembled trial joint can help reveal uneven coverage, although opening it disturbs the interface.

Over time, thermal cycling can move grease out of some joints, a behavior called pump-out. Oil separation or bleed can also affect suitability. Evaluate these risks in the actual assembly.

And keep the tube away from unrelated jobs. Thermal grease is not fan-bearing lubricant, structural adhesive, potting compound or a waterproof coating.

What to Check in the Data and Standards

Thermal conductivity, expressed in W/m·K, describes a material property. Installed thermal resistance also depends on thickness, contact area and the two mating surfaces. A higher conductivity number alone does not guarantee a cooler component.

ASTM D5470-17(2024) describes a method for measuring thermal transmission properties, including thermal impedance and apparent conductivity. When comparing results, check specimen thickness, pressure and test conditions. A test-method reference is not finished-product certification or proof of electrical safety.

For selection, ask for:

Thermal performance at a relevant bond-line thickness and pressure.

Electrical properties appropriate to the assembly’s isolation requirements.

Compatibility with the surfaces and nearby materials.

Performance after representative temperature cycling and aging.

Then verify temperatures in the mounted product. A motor controller in a sealed enclosure has different conditions from an open desktop test bench. Neither a conductivity headline nor a fresh application settles long-term suitability.

結論

Thermal grease helps heat cross thin contact surfaces in computers, power electronics, lighting and other equipment. Its value comes from filling microscopic gaps where cooling hardware meets the heat source.

Choose it by the joint: how close the surfaces sit, how they are held together, and what happens during service. Use another material when the design needs gap filling, bonding or a defined insulation barrier. A suitable compound, applied correctly, makes the existing cooling path work more effectively.

よくある質問

What does thermal grease do?

It fills microscopic air pockets between mating thermal surfaces. This reduces resistance to heat flow from a component into its cooler. It does not generate cooling on its own; the heat sink, airflow or cooling liquid must still carry the heat away.

Is thermal grease only used on CPUs?

No. Suitable grease interfaces also appear in GPU cooling, power modules, LED assemblies and selected industrial or telecom devices. The deciding factor is the contact geometry and operating conditions. Some joints in those same products need pads, putty or other materials instead.

Where should thermal grease be applied?

Apply it at the designated interface between the component’s cooling surface and the heat sink, cold plate or housing. Follow the assembly instructions for coverage and dispensing. It should not be spread across the whole circuit board, connectors or unrelated components.

Can I use thermal grease on a GPU’s memory chips?

Only if that interface is designed for it. Many graphics cards use pads or putty over memory because the cooler leaves a larger gap there. Replacing those materials with grease can prevent reliable contact. Check the original construction and service guidance first.

サーマルグリースには導電性がありますか？

That depends on the formulation. Thermal conductivity and electrical conductivity are different properties. Check the data sheet for the exact grade. Even an electrically insulating grease should not be assumed to form a dependable safety-insulation barrier in a joint that can move or thin out.

How much thermal grease should I use?

Use the amount specified for the contact area, dispensing pattern and mounting arrangement. The goal is adequate coverage at the intended final thickness. A familiar dot size from a CPU tutorial is not a valid dosing rule for every electronic assembly.

Can thermal grease replace a thermal pad?

Sometimes, after the joint has been evaluated. It is unsuitable as an automatic replacement where the pad bridges a gap, controls spacing or provides required electrical isolation. Check these functions before comparing thermal performance. A replacement must preserve the complete assembly’s requirements.

Can thermal grease hold a heat sink in place?

Ordinary thermal grease is not a structural adhesive. A heat sink needs the specified clips, screws or other retention system. If bonding is required, evaluate a thermal adhesive with suitable thermal, mechanical and electrical properties, including whether the assembly must later be repaired.

Is dielectric grease a suitable thermal paste substitute?

Do not assume so. A product described as dielectric grease may be intended for electrical-connection protection rather than efficient heat transfer. Use it at a thermal interface only if its manufacturer specifies that use and provides suitable performance and compatibility information.

Does using more thermal grease improve cooling?

Not automatically. Too little can leave incomplete coverage, but unnecessary thickness adds resistance to the heat path. Excess material may also spread beyond the intended area. Follow the recommended application method, then check the assembled joint’s performance rather than judging by the amount dispensed.

Thermal grease is used to improve heat transfer between a hot electronic component and its cooling surface.
